A monolithic tandem photocathode — Ga₀.₄₁In₀.₅₉P / Ga₀.₈₉In₀.₁₁As dual-junction absorber with bandgaps 1.78 eV / 1.26 eV grown by metal-organic vapour-phase epitaxy, a crystalline TiO₂ interlayer by atomic-layer deposition, Rh nanoparticle catalyst — reaching solar-to-hydrogen efficiencies of 19.3 % in acidic perchlorate electrolyte and 18.5 % at pH 7 under simulated AM 1.5G, unassisted. 'With the energy bandgap combination (GaInP/GaInAs with 1.78 eV/1.26 eV), a theoretical efficiency of 22.8 % under AM 1.5G conditions can be reached, assuming 100 % above bandgap absorption and 100 % external radiative efficiency (ERE)', in the SQwater framework of Fountaine, Lewerenz & Atwater 2016 (Figure 1c: catalytic exchange current density {1, 10⁻³} mA cm⁻², R_S = 0, R_SH = ∞); Table S1: STH 19.3 %, SQwater 22.8 %, ratio 0.85 for this work.
